MALVERN, PENNSYLVANIA - January 31, 2000 - Vishay Intertechnology, Inc. today announced that it is sampling the industry's first commercially available power MOSFET with an on-chip temperature sensing diode. The new Vishay Siliconix device will give automotive electronics designers a simple means of protecting power circuitry from current overloads and excessive temperatures.

Unlike previous temperature-sensing solid-state switches, the new SUB60N04-15LT uses a standard power MOSFET technology with standard MOSFET terminals, providing designers with a much simpler upgrade path than devices using an IC process.

Released today was the SUB60N04-15LT, a 40-V device in a 5-pin D2PAK package. The new device combines a 15-milliohm power MOSFET with back-to-back poly-silicon diodes integrated onto the MOSFET chip. Intended for motor control, solenoid driver, and relay replacement applications, the SUB60N04-15LT additionally provides a 175C maximum junction temperature and a 2000-V ESD rating, ensuring reliability in the harsh automotive environment.

"The SUB60N04-15LT offers a lot of extra protection for very little additional cost," said Evan Lambka, Product Marketing Manager at Vishay Intertechnology. "It will allow automotive designers to significantly improve the reliability of their systems while reducing the incidence of warranty repairs."

The SUB60N04-15LT's non-committed diode features a tight tolerance on forward voltage that can be used to provide a shutdown signal. The diode forward voltage falls to around 0.4 V with a bias current of 250 microamperes when the MOSFET is close to the maximum permitted temperature value. The simple associated circuitry can be incorporated into an existing analog ASIC at negligible added cost. An external comparator used to detect over temperature can also be used as a driver stage for the MOSFET, meaning that the on/off input is logic compatible, and can be driven from a logic gate.

Samples and production quantities of the new SUB60N04-15LT are available now, with lead times of 8 to 10 weeks for larger orders.
