The MaxSiC® MXP120A045SE is a 1200 V n-channel SiC MOSFET in the D2PAK 7L (TO-263 7L) for high efficiency power conversion. Typical RDS(on) is 45 mΩ at VGS = 18 V with 52 A ID, 82 nC Qg, 91 pF Coss, and 268 W PD. It offers fast switching and 3 µs short-circuit withstand. RoHS-compliant and halogen-free, it suits solar inverters, energy storage systems, and UPS.
