The MaxSiC® MXP120A045SW is a 1200 V n-channel SiC MOSFET in the TO-247AD 3L for high efficiency power stages. It offers fast switching with 3 µs short-circuit withstand, 45 mΩ typical RDS(on) at VGS = 18 V, and 51 A continuous ID. Typical figures include 84 nC Qg, 98 pF Coss, and 254 W PD. RoHS-compliant and halogen-free, it targets solar inverters, motor drives, DC/DC converters, UPS, and energy storage systems.
