Gen III and Gen IV P-Channel

Vishay’s p-channel TrenchFET® families deliver low losses and compact layouts. Gen III spans −30 V to −20 V with RDS(on) down to 3.5 mΩ and currents to 50 A in PowerPAK® 1212-8 class footprints. Gen IV extends to −80 V with RDS(on) to 2.65 mΩ and currents to 114 A across a broad package set (PowerPAK SO-8/SO-8L/1212-8, DPAK, SC-70). Ideal for high side switching and load protection.
